New designs of graded bandgap solar cells based on p-type window materials have been experimentally tested with the well researched GaAs/Al_xGa_(1-x) As system. A gradual scaling up process has been tested by processing 0.5 mm diameter (0.002 cm~2), 3×3 mm~2 (0.090 cm~2) and 5×5 mm~2 (0.250 cm~2) solar cells and assessing them using current-voltage and photo-response techniques. It has been found that the devices show highest open circuit voltages (1070-1170) mV exceeding reported values, with excellent fill factors in the range (0.80-0.87) under AM1.5 conditions. The current densities measured are in the range (11-13) mA cm~(-2), which we believe have been detrimentally affected by either the capping layer used in the structure or any other un-desired doping profile in the structure. The scaling up process carried out in this work shows excellent reproducibility and uniformity with high yield, holding the above values for all three parameters. Detailed work carried out by measuring in five different laboratories will be presented in this paper.
