GaAs photovoltaic cells for laser power beaming applications were developed and examined. The main focus of this work was to improve the efficiency at high power densities. A maximum monochromatic efficiency of 50.2% at G=6.5 W/cm~2 was achieved. At higher incident power densities of G=42 W/cm~2 still an efficiency of 44% was determined. A precise determination of the dark and illuminated series resistance was performed to characterize the cells. The influence of distributed series resistance effects is discussed and possibilities for further improvement are identified.
