This thesis reports comprehensive characterization and design methodologies for a multi-layer LTCC process which is one of the emerging wireless System-on-Package (SOP) technologies. A compact multi-layer high-density transceiver SOP architecture has been proposed and implemented. Inductor library built based on the multi-level ground plane topology has been built and demonstrated measured Q as high as an order of magnitude greater than those achievable by on-chip inductors. A compact Vertically Interdigitated Capacitor (VIC) configuration, suitable for large capacitor implementation has been introduced. This topology allows significant area savings compared to the conventional MIM capacitors. A 1.9 GHz CMOS power amplifier, designed as a demonstration vehicle incorporating the LTCC inductors, MIM and VIC capacitors have been fully characterized. In addition, two compact filter topologies that eliminate the need for discrete front-end RF filters were discussed in detail. Both lumped element and folded coupled line configurations have been developed and characterized. The design concept for the filter can be extended to a variety of emerging wireless applications while the proposed multi-layer transceiver architecture allows for the development of compact and highly-integrated modules.
