摘要

Every new generation of electronic applications demand higher performance from the power management system. This is especially true in the information technology and portables market. Until recently, silicon has been the most important factor in improving power management system performance. However, improvements in silicon are now limited to package performance. In order to realize significant improvements, power semiconductor packages must be improved. Three paths to improve power packaging are discussed below.
