摘要

An IGBT (Insulated Gate Bipolar Transistor) has been developed as a semiconductor device for the inverter units of hybrid vehicles. The development themes were: (1) a temperature sensing diode and current sensor incorporated into an IGBT chip, (2) a local life time control method that reduces on-state loss and switching loss, and (3) a Poly Oxidation Side wall structure that reduces leak current between gate and emitter electrodes.
