The specific features of the formation of crystallites in gallium arsenide crystals grown by the Czochralski method have been investigated. The crystallites are found to have different shapes in the cross section and along the growth direction. It is shown that crystallites arise in the regions of flux supercooling under the peripheral region of crystal.
