Electronic device for avionic application, has composite pad including flexible core that is incorporated in sealed elastic envelope, and assuring interface between electronic component and thermal drain
The device has an electronic component (Ci) i.e. power component, provided at a surface of a substrate i.e. printed circuit board (CI), and a thermal drain (D) evacuating heat released by the component during functioning. A composite pad has a flexible core (Ic) with better thermal conductivity, where the core is incorporated in a sealed elastic envelope (Ie). The composite pad assures an interface between the component and the drain. The flexible core is formed using gel/emulsion type material, liquid or grease. The flexible core is formed using pasty Bergquist(RTM: thermal interface material) or Thermagon(RTM: thermally conductive material). An independent claim is also included for a method for fabricating an electronic device.
