MOSFET devices are routinely measured at the probe padrnlevel with conventional capacitance-voltage (CV)rnmeasurement instruments. Such measurements are done at thernfront end of line (FEOL) and back end of line (BEOL) processrncompletion levels. The CV data is used to monitor the processrnand verify certain parametrics such as effective oxidernthickness (EOT), Tox, gate drain overlap capacitance (Millerrncapacitance), trapped charge, diffusion/halo implant oxidernleakage, doping concentration, threshold implant level andrnmany others. This type of testing is treated at length in thernclassic text of Nichollian and Brews [1]. The introduction ofrnNanoprobe Capacitance Voltage Spectroscopy (NCVS) ofrndiscrete MOSFET devices and the method of performingrnscanning capacitance imaging (SCM) have been previouslyrnpresented [2]. In that work, the authors used a capacitancernsensor to measure the capacitance of an individual failingrnembedded DRAM capacitor. This paper will describernnanoprobe CV measurements of a discrete finger device fromrna multiple finger test structure and show comparable resultsrnobtained at the probe pad level, using an improved version ofrnthe earlier capacitance sensor. By comparing the BEOL testrnstructure measurements with NCVS results from a singlernfinger, we will verify and calibrate the nanoprobing technique.
