In order to purify the air quality in Mini-Environment, the Air-Circulation Mini-Environment which has the air circulation path is proposed. As a result, if the circulation-air flow rate is increased, organic compounds concentration in Mini-Environment are reduced compared with the case of Standard Type Mini-Environment. Also, amount of organic compounds deposit on the Si wafer surface is reduced because of reuse of purified air in Mini-Environment.
