摘要

The corner effect in Triple Gate FinFET is investigated through gate capacitance versus gate voltage curves. The influence of different fin doping concentrations is observed using three-dimensional numerical simulations. The analysis of fin doping concentrations confirms the presence of two threshold voltages for high doping levels, which are associated to the corner region early inversion. For a fin doping concentration higher than 2×10~(18) cm~(-3) the corner effect in capacitance versus gate voltage curve can not be neglected anymore and have to be taken into account for parameters extraction.
