In situ high-temperature X-ray diffraction (HTXRD) combined with transmission electron microscopy (TEM) were used to study the phase formation sequence, texture, and reaction kinetics of the Ba_2YCu_3O_(6+x) (Y-213) phase using the ex situ "BaF_2 conversion process". Two sets of 1.0 μm thick films on single crystal SrTiO_3 substrates were prepared using an e-beam co-evaporation technique, with BaF_2, Y and Cu sources. At intermediate stages of the conversion process, the amorphous precursor developed into a mixture of a BaF_2-like oxyfluoride phase (a_(BF) ≈ 6.1 A) and CuO. At temperatures close to 700℃, formation of a BaF_2-related superstructure, with lattice parameters tentatively described as a ≈ a_(BF) 3~(1/2), b ≈ a_(BF) 6/2~(1/2), c ≈ a_(BF) 2/2~(1/2), was observed. Ultimately, this precursor mixture of BaF2-related and CuO phases transformed into the Y-213 phase. The resulting Y-213 films were primarily c-axis textured, although significant volume fractions of both a-axis textured and randomly oriented regions were also observed. The growth of Y-213 and the consumption of BaF_2 were found to be approximately linear in time.
