采用拟合法对SETMOS器件的负微分电阻特性曲线进行研究,得到了它的简化模型,通过细胞神经网络(CNN)结构研究了由SETMOS实现变型蔡氏电路的途径,并分析了谊电路的基本混沌动力学行为,如相图、分岔及功率谱等;进一步利用自适应反馈法实现了变型蔡氏电路的混沌同步设计,并将其应用到保密通信领域.理论分析和仿真结果验证了电路设计的正确性及有效性.研究结果表明,所设计的混沌同步电路结构简单,易于纳电子器件的大规模集成和应用.%The negative differential resistance characteristic of SETMOS is investigated by a fitting method, and a simplified model is obtained. An approach to the modified Chua's circuit implemented by SETMOS is studied through cellular neural network. The basic dynamical behaviors of the circuit are analyzed, such as phase portrait, bifurcation diagram and power spectrum. Then the chaotic synchronization is realized by the method of adaptive feedback and is applied to secure communication. The validity of circuit design is verified by theoretic analysis and simulation. The results show that the designed circuit has simple structure and is apt to large-scale integration and applications.
