摘要

A behavioural modelling method is described for investigating various characteristics of single-mode semiconductor lasers. The method is based on the rate equations associated with the device, and simulation is carried out using circuit analogues implemented on the software platform of Pspice. As illustrations of the method, simulation results including light-current characteristics, charge number clamping, modulation response and transient behaviour of a typical laser diode are given.
