It has been an aspiration of semiconductor laser research to achieve high power with high beam quality from broad-area lasers. However, filamentation and multimode instability have prevented achieving this goal. We have designed a surface-emitting distributed feedback (SE-DFB) laser with curved grating that forms an unstable resonator, allowing us to extract high power with high beam quality due to suppression of both filamentation and multimode instability. We will present our latest result of record 73 W of continuous wave (CW) power at 975 nm from a single SE-DFB laser. Typical spectral width of these devices is 0.2 nm at the full width at half maximum (FWHM) and the spectral shift is 0.065 nm/C. We have also designed two-dimensional arrays of SE-DFB lasers for fiber laser pumping since the spatial and spectral brightness of these pump sources are an ideal match for high-power fiber lasers. These arrays are also very suitable for applications such as thin disk laser pumping that require high power with stable and narrow spectral output compared to edge-emitting broad-area laser arrays.
