摘要

In this paper, we have studied the electron tunneling current in heterostructures by including the off-diagonal effective-mass tensor elements. The transmittance was calculated under longitudinal-transverse kinetic energy coupling which is represented by an electron phase velocity inthe gate. The transmittance was then applied to calculate tunneling currents in heterostuctures. The effect of the effective masses in heterostructure to the tunneling current has been investigated. It is found that the tunneling current is influenced by the electron effective masses. It isalso found that the electron effective masses control the role of the electron phase velocity to the tunneling current in heterostructures.
